2.1Portability Development of components and subsystems for portable systems characterised by light weight, low power and/or wireless communication.

Enhancement of technology base

2.8 / 2.13Equipment, Materials and Advanced Process Technology. Development of equipment and process modules (including modelling and simulation techniques) as well as necessary materials to:

push optical lithography to its limits (especially metrology and mask making) and explore image transfer techniques for feature size <0.1 micron;
develop interconnect architectures for 0.15 micron technologies and below, especially copper, barrier layers, low dielectric constant materials, planarisation;
develop transistor concepts for 0.1 micron and below, especially low and high dielectric constant materials, new gate materials, and channel architectures;
enhance silicon-on-insulator technologies for low-power, low-voltage applications.
