High-Power Red InGaAlP Laser for Optical Recording

Obiettivo

The objective of HIRED is to develop high-power visible InGaAlP lasers for use in erasable optical recording and optical printing applications. The project concentrates on the use of strained-layer quantum well InGaAlP lasers for achieving low threshold and high power.
Strained layer indium gallium aluminium phosphide (InGaAlP) multilayer structures have been grown and characterized (also under high pressures), and refractive index measurements made. Gain calculations were performed, including leakage currents via higher minima.

Various types of index guided 670 nm structures have been achieved, and the results compared with waveguide modelling results.

High power values (up to 50 mW) have been obtained, even at high temperatures. Good reliability was achieved at 30 MW and 50 C.
A key aim is the realisation of 50 mW index-guided InGaAlP lasers with diffraction-limited beams operating at up to 50 C with a lifetime of some 10 000 hours.

The project is organised into three phases:

- Strained-layer InGaAlP quantum-well structures will be grown, laser results and material parameters obtained, and results compared with theory. Various novel index-guided laser structures will be evaluated and the preferred structure used in phase 2. The development of supporting technologies (such as RIE) will also be pursued.
- The preferred structure will be subject to reliability tests (lifetime and failure analysis). Special attention will be given to passivated and non-absorbing laser mirrors.
- The application of the diodes in an erasable magneto-optical recorder will be optimised. The growth of the strained-layer structures in multiwafer MOVPE reactors is also an important aspect of this phase.
