Objective
IR baking equipment and corresponding baking processes are planned to be applied for drying thick polymer layers (photoresists) on various substrates in shorter times and with reduced energy consumption. The main application field for the new equipment and processes are microelectronics and microsystem technologies. Other industrial applications are possible and are planned to be established on the market. After drying, thick photoresist layers can be patterned by using a UV lithographic process
